Implementation of Electrо-thermal Simulation of Power Circuits in Python Spice Using Power MOSFETs Digital Twins

In this work, the object of study is electrical-thermal calculations of power circuits using high-power MOS transistors. The purpose of the work is to work out and test with practical examples the procedure for electrical and thermal calculations of power circuits in Python Spice, using the capabilities of the Python programming environment. In the process of work, the following was carried out: search and analysis of sources of information on this topic; analysis of the influence of temperature on the parameters and characteristics of power MOS transistors; analysis of the influence of radiators to compensate for self-heating of the transistor; creating digital twins for power MOSFETs using Python software; thermal modeling of digital twins of power MOSFETs; measurements, processing of experimental data, as well as modeling of self-heating of a MOS transistor with different types of radiators; electro-thermal circuit modeling in Python Spice using digital twins of power MOSFETs; optimization of modeling the characteristics of power MOSFETs using Python software. It is expected that the results of the work will be further used when conducting electrical-thermal modeling of circuits using the Python Spice environment with other circuits and digital twins.
